SiOx memristor-based artificial synapse and neuron for energy-efficient neuromorphic electronics

According to Moore's law and Dennard scaling, modern computers have been developed by achieving improvements in terms of cost, speed, and power consumption. However, sustainable development of computing technology is currently hindered by fundamental physical limits and increased fabrication costs. In addition, the advent of the big data era has resulted in an explosion in unstructured and complex data, which imposes bottlenecks on conventional computing technology built on von Neumann architecture. Neuromorphic computing, which mimic the nervous system in the brain, have emerged as a strong candidate to overcome these technical and economic limitations thanks to their efficiencies in cognitive and data-intensive tasks. To successfully implement the neuromorphic electronic systems, it is crucial to research and develop artificial neurons and synapses with biological functionalities, high reliability, and low-energy operation. Among various emerging device platforms, memristors have attracted attention due to their desirable characteristics as artificial neurons and synapses, such as fast operating speed, small footprint, low energy consumption, and biological fidelity. In this dissertation, an artificial neuron and synapse based on SiOx memristor are introduced with their based computing applications. First, an artificial neuron with controllable stochastic behavior is proposed based on a SiOx nanorod memristive device that employs the glancing angle deposition technique. The SiOx nanorod structure allows for the creation of multiple nanopores randomly distributed throughout the active area, resulting in numerous Si switching filaments forming at various SiOx nanorod edges after the electromigration process. This leads to a stochastic switching event with high dynamic range (up to ~5.15 × 1010) and low energy (up to ~4.06 pJ) required for firing. The device is capable of implementing different sigmoid-shaped probabilistic activation (ProbAct) functions with low variability, which can be controlled by both electrical and manufacturing parameters. Furthermore, the self-resting neural operation with the suggested memristive neuron is experimentally demonstrated on the local circuit, and probabilistic Bayesian inferences for genetic regulatory networks are presented with low errors (< ~2.41 × 10-2), even considering the device variation. Second, inspired by the human visual system's efficient threshold-tunable and probabilistic rod-to-rod bipolar synapses, a 16 x 16 crossbar array composed of gate-tunable, vertical form, and probabilistic SiOx memristive synaptic barristor is suggested by utilizing Si/graphene heterojunctions. A range of input voltage pulse schemes enables the realization of controllable stochastic switching dynamics in this array. Electrostatic gating provides threshold tunability, allowing the efficient in-situ modification of the probabilistic switching activation (PAct) from 0 to 1.0, and even controlling the degree of PAct change. A drop-connected algorithm based on PAct is implemented, and it is used to classify several fashion items' shapes successfully. This approach can reduce learning energy consumption by up to ~2,116 times compared with the conventional all-to-all connected network, and can also exhibit a high recognition accuracy of ~93 %. The novel neuromorphic electronics based on SiOx memristor may contribute to the development of unconventional computing technology that can efficiently perform cognitive and memory-centric tasks.

현대 컴퓨터는 무어의 법칙과 데나드 스케일링에 기초하여 비용, 속도 및 전력 소비 측면에서 개선을 이루며 개발되어 왔다. 하지만, 현재 근본적인 물리적 한계와 제조 비용의 증가로 인해 컴퓨팅 기술의 지속 가능한 발전이 어려워지고 있는 실정이다. 게다가, 빅 데이터 시대의 도래는 비정형 및 복잡한 데이터의 양과 비율이 폭발적으로 늘러나 폰 노이만 구조에 기반한 전통적인 컴퓨팅 기술에 병목현상을 초래하는 문제점이 있다. 이러한 기술적 및 경제적 한계를 극복하기 위해, 인지 및 데이터 집약적인 작업에서의 효율성으로 인해 뇌의 신경계를 모방하는 두뇌모사 컴퓨팅 기술은 강력한 해결방안으로 부상하고 있다. 두뇌모사 전자 시스템을 성공적으로 구현하기 위해서는 생물학적 기능, 고신뢰성 및 저전력 동작을 할 수 있는 인공 뉴런과 시냅스를 연구 및 개발하는 것이 중요하다. 다양한 신흥 디바이스 플랫폼 중에서, 멤리스터는 빠른 작동 속도, 작은 면적크기, 저전력 소비 및 생물학적인 기능성과 같은 인공 뉴런과 시냅스로서 이상적인 특성으로 가지고 있어 현재 가장 주목을 받고 있다. 본 논문에서는 SiOx 멤리스터를 활용한 인공 뉴런과 시냅스, 그리고 이에 기반한 컴퓨팅 응용에 관한 내용을 소개하고자 한다. 먼저, 경사각 증착기술을 사용하여 SiOx 나노로드 멤리스터 소자를 설계 및 제작하고, 이를 기반으로 제어 가능한 확률적 동작을 갖는 인공 뉴런소자로 제안한다. SiOx 나노로드 구조는 스위칭 영역 전체에 무작위로 분포된 다수의 나노포어를 생성할 수 있으며, 전자이동 과정 이후 다양한SiOx 나노로드 가장자리에서 형성되는 다수의 Si 스위칭 필라멘트를 형성한다. 이는 높은 동적 범위 (~5.15 × 1010) 및 적은 에너지 (~4.06 pJ)를 가짐과 동시에 확률적 스위칭 이벤트를 유발할 수 있다. 이 전자소자는 제조 및 전기 프로그래밍 방법으로 컨트롤 가능한 다양한 시그모이드 모양의 확률적 활성화 함수(ProbAct)를 적은 변동성과 함께 구현할 수 있다. 또한, 적용 가능성 측면에서 제안된 멤리스터 인공뉴런 소자를 기반으로 한 로컬 회로 구성을 통해 자가 휴지기 동작을 실험적으로 증명할 뿐만 아니라, 낮은 정규화 평균 제곱 오차(<~2.41 × 10-2)와 ProbAct 변동성에 대한 내성을 가진 유전자 규제 네트워크의 확률적 베이지안 추론 결과를 제시한다. 두 번째로, 인간 시각 체계의 효율적인 임계치 조절 및 확률론적 막대-막대 양극성 시냅스에서 영감을 받아, Si/graphene 이종접합을 활용하여 게이트로 조절가능한 수직 형태 및 확률론적 SiOx 멤리스터 시냅틱 배리스터로 구성된 16 × 16 크로스바 어레이를 제안한다. 다양한 입력 전압 펄스 방식을 통해이 어레이에서 제어 가능한 확률적 스위칭을 구현할 수 있다. 정전기적 게이팅은 임계치 조절기능을 제공하여 확률적 스위칭 활성화 (PAct)를 0에서 1.0까지 효율적으로 소자 레벨에서 조절하고 심지어 PAct 변화 정도를 제어 할 수 있다.
