Electrical properties and surface states of passivated nanowire device and device in ambient condition are investigated. As surface states of ZnO nanowire device are very sensitive and reactive to the gas environment, many reports have been extensively concluded that degradation of the device is inevitable unless proper treatments are added. ZnO is a well-known n-type semiconductor originating from the oxygen defects and Zn interstitial. The substantial oxygen vacancies on the surface cause higher probability of the adsorption of water molecules, bringing the rapid decrease of current level. PMMA is a e-beam resist which is reported to has its absorption rate as under 0.5%. As we expect PMMA coating can slow down the degradation process on the nanowire device, studies on the passivation effects with the e-beam resist are investigated by selectively covering the part of nanowire devices between the electrodes. First of all, samples for electrical transport measurements were prepared by dispersing single ZnO nanowires with Ti/Au electrodes using electron beam lithography. The electrodes consist of more than three to make multiple regions in one nanowire device to indicate the effect of passivation. A layer of PMMA is stacked on the device and a region opened to ambient condition on the layer is selectively formed by using negative e-beam resist. The linear current-voltage characteristics with were observed in the passivated region and the initial region to compare the extent of degradation process over time. By defining the scale of the devices and geometric parameters, a gradual degradation of conductivity monitored for specific period was derived numerically and graphically. Secondly, discussion as to the effect of passivation can be supported by simulation results. By designing individual ZnO devices with FlexPDE, we can compare the potential and surface states on the passivated region with the one in the ambient condition. Additionally, by comparing the electrical characteristics of the device depending on the geometry, possibility of maximizing effect of passivation through designing devices can be indicated. The improvement by the passivation indicates the chemisoption process which weakens the device electronically so the treatment can be applied to other oxide-containing nanowires for preserving the material as intrinsic as possible.
